Sb-Si

Sb-Si (Antimony-Silicon) R.W. Olesinski and G.J. Abbaschian The Si-Sb system is characterized by a eutectic reaction very close to the melting point of Sb (630 C). The equilibrium phases are (1) the liquid, L; (2) the solid solution of Sb in (Si), which is retrograde in character with a maximum solubility of about 0.1 at.% Sb at 1300 C; and (3) the solid solution of Si in (Sb), with negligible solubility of Si. The assessed phase diagram was thermodynamically modeled and is based primarily on the work of [07Wil], [59Roh], [60Thu], [72Mal], and [77Gir]. The solid solubility of Sb in (Si) crystals may be extended to as much as 2.6 at.% Sb by ion implantation and subsequent laser or thermal (furnace) annealing. 07Wil: R.S. Williams, Z. Anorg. Allg.
